The advantage of HgCdTe alloys for low-excess-noise avalanche multiplication derives from a ‘resonance’ in hole impact ionization coefficient resulting from the material's band structure at a particular x-value around x=0.73.64,65 At this alloy composition, the semiconductor's energy bandgap (Eg) and valence-band spin-orbit splitting (Δ0) are equal, which induces a large ratio of hole-to-electron ionization coefficients, an effect which has also been previously observed in the GaAlSb material system.66 In order to take advantage of the flexibility of the HgCdTe alloy system to provide both efficient optical absorption of 1.55 μm radiation at x∼0.6 and hole-dominant avalanche multiplication at x=0.73, a separate absorption and multiplication-APD (SAM-APD) architecture has been adopted. Alternatively, a hole can be excited deeper into the valence band. However, we have estimated that in 1.5-µm devices AR is responsible for more than 80% of the total current at room temperature (Silver and O’Reilly, 1994, Silver et al., 1997). The depth of the nitrided layer can be increased by an annealing treatment. The plasma acts as a source of highly active nitrogen which diffuses into the molten metal surface.
